摘要

Abstract

In SOI circuits designed with body contact structure, floating body effect is generally suppressed, but the existence of body series resistance still induces "local floating effect" in the part of the body away from the body contact. For digital circuits, "floating effect" can influence the speed characteristics. The D flip-flop circuit was designed with body contact structure and fabricated. The speed characteristics of this circuit are shown. The characteristics of the body contact devices show the existence of "floating effect". SPICE simulation of the circuit indicates that body resistance has obvious influence on the speed of BC (body contact) D flip-flop circuit.
