Abstract
In order to study the effect of temperature change on the volt-ampere speciality and equivalent capacitance of diode model in SPICE, based on the simulation-environment of MATLAB, the SPICE diode physical model D1N4002 is chosen to be the study object, the program code is written in MATLAB, the function model of the volt-ampere speciality and equivalent capacitance of the diode physical model D1N4002 is established, the graphs of the volt-ampere speciality and equivalent capacitance of diode physical model D1N4002 at different temperature are drawn, and the effect of temperature change is analysed. A conclusion (that the effect of temperature change on the characteristics of diode model in SPICE is obvious when it is under the condition of reverse breakdown or forward conduction) is obtained. In this research, MATLAB is adopted to structure the characteristic function, the temperature is set as variable quantity, and the characteristic of SPICE diode model is studied. It has laid a foundation for the researches of other semiconductor devices which are more complex than diode.关键词
