摘要

Abstract

The excellent thermal conduction,coupled with other characteristics such as the coefficient of thermal expansion matched with silicon,makes AlN draw more and more attention of abroad and domestic academic circles,being considered as preferred packing materials.This paper described in detail new progress of AlN in thermal conduction mechanism and sintering parameters.In addition,the selection principle of sintering additive and the temperature dependence of AlN thermal conductivity are reviewed.Finally,this paper prospected the development trend of AlN.
