量子阱宽度对蓝光LED性能影响的研究
Effect of Quantum Well Width on the Performance of Blue LEDs

Abstract
The blue light emitting diode ( LED) with quantum well structure is studied by the method of device simulation. The results indicate:with the increases of the width of the quantum well, the turn-on voltage increases; when the well width is 5 nm, the largest brightness can be obtained, but the emission spectrum is in the orange region and the luminescent efficiency is low;the largest luminescent efficiency can be obtained when the well width is between 2. 5 to 3. 5 nm, and the emission spectrum is within the blue range;when the quantum well width is constant, the spectrum undergoes blue shift when with the bias voltage increases. We also analyzed the reasons of the lower efficiency and emission spectrum shift: the different states of the bound states are responsible for the blue shift of the spectra, and the enhancement of the Auger recombination is the main reason for the decrease of the device efficiency.关键词
