摘要

Abstract

A new procedure is proposed to extract the basic parameters for the accurate spice-like direct current(DC)current-voltage mode for OTFTs,which provides a much rigorous and accurate determination of main electrical parameters of organic TFTs.All the main electrical parameters are extracted in a simple and direct way from the experimental measurements,including the output characteristics cure and the transfer characteristics cure,with no need of assigning predetermined values to any other model parameter or using optimization methods.Two types of top source and drain contact(TC)pentacene TFTs using different gate dielectrics are researched on and parameters are extracted from experimental data.With these parameters extracted and the model,simulation results based on SPICE are obtained,which show a very good agreement with measured curves in both transfer and output characteristics,then the accuracy of the extracted parameters method is verified.The unified model and the parameter extraction method should present a high level of accuracy in OTFTs' design and simulations.
