Abstract
In order to solve the heat dissipation problem of chip with high heat flux density in conduction cooling LRM module, this paper proposed a solution to reduce the internal thermal resistance of LRM module by using heat pipe cold plate by analyzing the heat transfer path of conduction cooling LRM module.The use of heat pipe cold plate LRM module structure was described in detail, and the internal thermal resistance of an interface control module of two different cold plate structures was tested.The results show that the thermal resistance of the LRM module is reduced by about 50% after using heat pipe cold plate.关键词
