Abstract

Ga/Sc co-doped ZnO crystals were prepared by hydrothermal method with zinc oxide ceramic as raw material,4 mol/L KOH+1 mol/L LiOH as mineralizer,reaction temperature of 380 ℃,and the fill factor was 75%.The results indicate that the Ga/Sc co-doped ZnO crystals has a shape of hexagonal prism,the surface of the whole crystal is smooth.The negative polar -c(0001)was exposed, the morphology of Ga/Sc co-doped ZnO crystals was obviously improved.C-SAM observation shows there are a certain number of growth defects in the crystals.The X-ray rocking curves FWHM for(0002)of Ga/Sc co-doped ZnO crystals is 28 aresec, and 46 arcsec for(0002), indicating the crystals had high crystalline quality.In the other hand, UV/VIS/NIR spectroscopy shows the transmittance of Ga/Sc co-doped ZnO crystals are between the ZnO crystals and the gallium doped ZnO crystals.
