WSe2/TiO2/2DEG平面异质结的构筑及其性能研究

Abstract
Two-dimensional layered materials possess a wide range of excellent properties,giving them broad ap-plication prospects in various fields.As an important member of two-dimensional layered materials,WSe2 exhibits high mobility,strong light absorption and high light conversion efficiency,along with intrinsic p-type semicon-ductor characteristics.In this work,we report a planar heterojunction composed of WSe2,TiO2 and two-dimen-sional electron gas(2DEG).Under visible light and simulated ambient light illumination,the fabricated PN junc-tion device demonstrates excellent photodetection performance.The device was tested under 532 nm single-wavelength laser irradiation,showing significant photocurrent and a high on/off ratio.Moreover,the TiO2 interme-diate layer enhances the photocurrent of the heterojunction at shorter wavelengths,particularly under 405 nm light.关键词
