摘要

Abstract

Based on 0.25 μm GaAs pHEMT process,a 1.5~4 GHz broadband multifunctional chip is developed.The chip integrates digital driver,switch,filter,low noise amplifier and drive amplifier.The digital driver employs a Direct-Coupled Field Effect Transistor Logic(DCFL)structure to achieve control level conversion and switch state switching.The filter is based on the prototype design of elliptic function low-pass filter,which has low insertion loss and high rejection characteristics.The amplifier uses a Cascode structure to achieve low noise and high output power.The test results show that the noise figure of the receiving channel is less than 2 dB,the gain is greater than 14.5 dB,the output P1dB power is 17 dBm,the working current is 35 mA,and the suppression reaches 27 dBc at 5.4 GHz.The noise figure of the transmitting channel is less than 2.3 dB,the gain is greater than 31.0 dB,the output P1dB power is 19.5 dBm,the operating current is 95 mA,and the suppression is 34 dBc at 5.4 GHz.The chip has the advantages of high integration,low noise,high suppression and high output power.
