Abstract

To address the thermal dissipation challenges caused by high heat flux density in power modules under the high-performance and miniaturization trend of missile-borne electronic devices,this study proposes an innovative so-lution by optimizing the thermal conductivity of aluminum-based heat sinks.In the thermal design of a specific missile-borne power module,an aluminum-graphene composite heat sink is developed.This device achieves efficient heat transfer and temperature rise suppression through optimized heterogeneous material composite interfaces.Based on a thermal simulation platform,the thermal characteristics of three thermal dissipation schemes are systematically com-pared:aluminum alloy heat sink combined with graphene thermal pad,aluminum alloy heat sink combined with potting encapsulation,and aluminum-graphene composite heat sink combined with potting encapsulation.Simulation results demonstrate that the aluminum-graphene composite heat sink combined with potting encapsulation exhibits superior thermal conductivity,reducing component operating temperatures by 7.3%compared to the traditional graphene ther-mal pad scheme.This improvement effectively meets the thermal dissipation requirements under extreme missile-borne operating conditions and ensures the reliability of derating designs for thermally sensitive components.
