Evaluation of Uncertainty in Measurement of Delay Time of Integrated Circuits Testing Result
采用GB/T17574-1998《半导体器件集成电路第2部分:数字集成电路》[1]第Ⅳ篇测试方法第3节动态测试的测试方法分别对某运算放大器、开关驱动器和标准模块的延迟时间进行测试,并按JJF1059.1-2012《测量不确定度评定与表示》[2]、CNAS-CL07:2011《测量不确定度的要求》[3]、CNAS-GL08:2006《电器领域不确定度的评估指南》[4]的要求,对测量结果进行不确定度评定[5].
